What is a CGA?
CGA means Column Grid Array. A CGA cosists of a small thin PCB, called interposer, and the electrical circuit as a silicon die mounted on its top side and covered by a plastic case. On the interposer's underside is a grid array of solder coated copper columns. The interposer contains conducting paths and vias that connect the contacts of the die to the columns.
CGA usually need additional solder to be attached and electrically connected to the PCB. Therefore solder paste printing is necessary. During reflow the solder paste is recasted and connects the columns to the pads on the PCB.
During reflow a CGA should not be touched. This will allow the component to "swim in" freely and thus self alignment is possible.
CGA are reworkable components. Defective ones or such that are soldered in the wrong way round by mistake can be removed by using a FINEPLACER® rework station. |
